Ainley was my first exposure but picking a favorite would be hard.
I love; Simms Master, Missy, Ainley, Delgado, all of them.
It depends on the story too.
The Master would love to make this all about them, so feel free to post Master related memes, favorites Master, favorite stories with the master, anything goes. Maybe you have a secret desire to take over the world.

Almost forgot, there are apparently Master incarnations I am not aware of like from Big Finish for example.
Is this one with 8 worth looking into? IDK, bald villains seem stereotypical but I will try just about anything once.
Yes, he’s excellent (and returning in the upcoming stage play). Check out UNIT: Dominion for his debut story.
Though at the time of that’s release I believe listeners were genuinely meant to believe he was a future Doctor until the cliffhanger.
The Master can be a bit lame in their lesser episodes but when they are at their best, there really is no other villain that can compare in Doctor Who.

I really like the MIssy BF series. While it’s not the most revolutionary thing ever, it’s more Gomez chewing every piece of scenery in her batshit way.
I’m also a big fan of Alex MacQueen’s take. I’ve described him before as having that upper-class Used-Car-Salesman voice. It’s smooth and slimy at the same time.
I haven’t checked out the other series but I had a lot of fun with the first round of Missy audios. The Mary Poppins vibe worked really well there and it was appropriately bonkers.
It does get better/consistent as it goes on. I really love Series 3 Missy and the Monk. Also The Lumiat episode is good.
The Missy Series is definitely on my wishlist to start on
Big yes from me! This incarnation is one of my fave Doctors. I especially love the concept of him having his own companion. And Dark Eyes is just generally a very good story. It introduces Molly O’Sullivan, who I probably my favourite 8th Doctor companion.
I’d love to hear what you think about it. I’ve been interested in getting this on myself for quite a while now.
